Laser Frequency Chirping With Silicon Photonic Circuit Comprising an IQ Modulator and a III-V/Si SOA

Abstract—We report on the characterization of laser frequency chirping produced by a Silicon photonic circuit. The latter comprises a Silicon IQ modulator and a monolithically integrated III-V/Si Semiconductor Optical Amplifier (SOA) to compensate for inherent loss associated with IQ modulation. An external laser source operating at 1530 nm is fiber coupled to the photonic circuit. A delayed self-heterodyne interferometric measurement setup is used to recover the instantaneous frequency. A chirp distortion of 1.8% over 5%-95% of the ramp period is measured. Finally, FMCW LIDAR ranging measurements were conducted using 2-18m-long fiber delay lines. High linearity between beat frequency and fiber length is obtained (R²=0.999).
